The paper deals with the last generation of Trench-Gate MOSFET with strip-layout application as active electronic fuse in 24-48V battery pack for Hybrid Electrical Vehicle system. MOSFETs are used in parallel connection to combine an array of devices. The paralleled array of MOSFETs able to be used as active AC switch to obtain a valuable protection device in battery management system (BMS). The devices current sharing is an important issue to consider. Several FEM and SPICE simulation results are presented in order to analyze the current sharing and thermal behavior on the devices. Furthermore, switching tests in experimental AC switch arrangement are carried out in shortcircuit condition to investigate the main electrical quantities involved.
